Subthreshold Operations क्या होते हैं? Principle और Applications

MOSFET का सामान्य operation threshold voltage (V_th) के ऊपर होता है, लेकिन Subthreshold Operation में device को V_gs < V_th पर operate किया जाता है। यह technique ultra-low power electronics में उपयोगी होती है।

🔍 Subthreshold Operation क्या है?

जब MOSFET को V_gs < V_th (threshold voltage से कम) पर operate किया जाता है, तो current conduction depletion mode या weak inversion mode में होती है। इसे हम Subthreshold Region कहते हैं।

इस region में current का conduction diffusion के कारण होता है, ना कि drift के कारण। यह current बहुत ही low होता है लेकिन logic level differentiate करने के लिए पर्याप्त होता है।

📐 Mathematical Equation

I_ds ≈ I₀ × exp[(V_gs - V_th)/(nV_T)]

जहाँ n = subthreshold slope factor, V_T = thermal voltage.

📌 Principle

• Gate voltage V_gs को threshold से नीचे रखा जाता है।
• Current conduction diffusion-based होता है।
• Power consumption अत्यंत कम होती है (~nW range)।
• Switching speed low होती है, इसलिए high-speed circuits के लिए suitable नहीं होता।
